<strong>\u5353\u8d8a\u7684\u70ed\u7ba1\u7406<\/strong>h-BN\uff1ah-BN \u5177\u6709 585 W\/m-K \u7684\u8d85\u5f3a\u9762\u5185\u70ed\u5bfc\u7387\uff0c\u53ef\u5728\u5927\u529f\u7387\u4e09\u7ef4\u96c6\u6210\u7535\u8def\u548c\u5806\u53e0\u5668\u4ef6\u67b6\u6784\u4e2d\u6709\u6548\u6563\u70ed\u3002.<\/p>\n<p>\u2022 <strong>\u8d85\u4f4e\u4ecb\u7535\u6027\u80fd<\/strong>:\u65e0\u5b9a\u5f62 BN \u8584\u819c\u7684\u4ecb\u7535\u5e38\u6570\u4f4e\u81f3 1.78\uff0c\u63a5\u8fd1\u7a7a\u6c14\u7279\u6027\uff0c\u540c\u65f6\u4fdd\u6301 7.3 MV\/cm \u7684\u51fb\u7a7f\u5f3a\u5ea6\uff0c\u9002\u7528\u4e8e\u5148\u8fdb\u7684\u4e92\u8fde\u5e94\u7528\u3002.<\/p>\n<p>\u2022 <strong>\u589e\u5f3a\u4e8c\u7ef4\u6750\u6599\u6027\u80fd<\/strong>h-BN \u57fa\u5e95\uff1ah-BN \u57fa\u5e95\u5c06\u77f3\u58a8\u70ef\u8f7d\u6d41\u5b50\u8fc1\u79fb\u7387\u4ece 5,000-10,000 cm\u00b2\/V-s \u63d0\u9ad8\u5230 20,000-60,000 cm\u00b2\/V-s\uff0c\u4e3a\u4e0b\u4e00\u4ee3\u7535\u5b50\u8bbe\u5907\u5e26\u6765\u9769\u547d\u6027\u7684\u53d8\u5316\u3002.<\/p>\n<p>\u2022 <strong>\u53ef\u6269\u5c55\u7684\u5408\u6210\u65b9\u6cd5<\/strong>:CVD\u3001ALD \u548c MOCVD \u6280\u672f\u53ef\u5b9e\u73b0\u539f\u5b50\u7ea7\u539a\u5ea6\u63a7\u5236\u7684\u6676\u5706\u7ea7\u751f\u4ea7\uff0c\u4f7f\u534a\u5bfc\u4f53\u5236\u9020\u7684\u5546\u4e1a\u96c6\u6210\u6210\u4e3a\u53ef\u80fd\u3002.<\/p>\n<p>\u2022 <strong>\u5353\u8d8a\u7684\u4ecb\u7535\u53ef\u9760\u6027<\/strong>h-BN \u7684\u51fb\u7a7f\u573a\u5f3a\u8d85\u8fc7 15 MV\/cm\uff0c\u6f0f\u7535\u6d41\u4e3a 10-\u2078 \u81f3 10-\u00b9\u2070 A\/cm\u00b2\uff0c\u660e\u663e\u4f18\u4e8e\u6c2e\u5316\u7845\u548c\u6c27\u5316\u94dd\u7b49\u4f20\u7edf\u6750\u6599\u3002.<\/p>\n<p>\u4f18\u5f02\u7684\u6027\u80fd\u548c\u6210\u719f\u7684\u5408\u6210\u6280\u672f\u4f7f\u516d\u65b9\u6c2e\u5316\u787c\u6210\u4e3a\u63a8\u52a8\u4e0b\u4e00\u6ce2\u534a\u5bfc\u4f53\u521b\u65b0\u7684\u57fa\u77f3\u6750\u6599\uff0c\u5c24\u5176\u662f\u5728\u70ed\u7ba1\u7406\u548c\u8d85\u4f4e\u4ecb\u7535\u7cfb\u6570\u5e94\u7528\u9886\u57df\u3002.<\/p>\n<p>\u516d\u65b9\u6c2e\u5316\u787c\u662f\u63a8\u52a8\u5fae\u7535\u5b50\u548c\u534a\u5bfc\u4f53\u6280\u672f\u53d1\u5c55\u7684\u91cd\u8981\u6750\u6599\u3002\u8fd9\u79cd\u7531\u787c\u548c\u6c2e\u7ec4\u6210\u7684\u8010\u70ed\u3001\u8010\u5316\u5b66\u96be\u7194\u5316\u5408\u7269\u4e0e\u77f3\u58a8\u5177\u6709\u76f8\u4f3c\u7684\u7ed3\u6784\u3002\u4f46\u5b83\u5177\u6709\u4f20\u7edf\u6750\u6599\u65e0\u6cd5\u6bd4\u62df\u7684\u5353\u8d8a\u70ed\u7a33\u5b9a\u6027\u548c\u5316\u5b66\u7a33\u5b9a\u6027\u3002\u6c2e\u5316\u787c\u9676\u74f7\u6709\u591a\u79cd\u7ed3\u6784\u5f62\u5f0f\uff0c\u5176\u4e2d\u516d\u65b9\u53d8\u4f53\uff08h-BN\uff09\u662f\u5176\u591a\u6676\u4f53\u4e2d\u6700\u7a33\u5b9a\u7684\u4e00\u79cd\u3002h-BN \u5bf9\u4e8e\u73b0\u4ee3\u7535\u5b50\u4ea7\u54c1\u7684\u4ef7\u503c\u5728\u4e8e\u5176\u72ec\u7279\u7684\u6027\u80fd\u7ec4\u5408\uff1a\u9ad8\u5bfc\u70ed\u6027\u3001\u5f3a\u7535\u7edd\u7f18\u6027\u3001\u8010\u78e8\u6027\u548c\u8010\u5316\u5b66\u6027\uff0c\u4ee5\u53ca\u5728\u9ad8\u6e29\u4e0b\u7684\u4f18\u5f02\u6027\u80fd\u3002\u6211\u4eec\u5c06\u5728\u8fd9\u7bc7\u6587\u7ae0\u4e2d\u63a2\u8ba8\u516d\u65b9\u6c2e\u5316\u787c\u7684\u57fa\u672c\u7279\u6027\uff0c\u5e76\u4ecb\u7ecd\u5176\u5408\u6210\u548c\u6c89\u79ef\u6280\u672f\u3002\u6211\u4eec\u8fd8\u5c06\u8ba8\u8bba\u516d\u65b9\u6c2e\u5316\u787c\u5728\u5fae\u7535\u5b50\u548c\u534a\u5bfc\u4f53\u5668\u4ef6\u4e2d\u4e0d\u65ad\u6269\u5927\u7684\u5e94\u7528\u3002.<\/p>\n<h2>\u7ed3\u6784\u5f62\u5f0f\u548c\u57fa\u672c\u7279\u6027<\/h2>\n<h3>\u516d\u65b9\u787c\u5316\u7269\uff08h-BN\uff09\u6676\u4f53\u7ed3\u6784<\/h3>\n<p>\u6c2e\u5316\u787c\u7684\u6676\u4f53\u5448\u5c42\u72b6\u516d\u8fb9\u5f62\u7ed3\u6784\uff0c\u5c5e\u4e8e\u7a7a\u95f4\u7fa4 P6\u2083\/mmc\u3002\u6bcf\u4e00\u5c42\u90fd\u542b\u6709\u787c\u539f\u5b50\u548c\u6c2e\u539f\u5b50\uff0c\u5b83\u4eec\u4ee5 sp\u00b2 \u6742\u5316\u5171\u4ef7\u952e\u7ed3\u5408\uff0c\u5f62\u6210\u8702\u7a9d\u72b6\u6676\u683c\uff0c\u5176\u4e2d\u6bcf\u4e2a\u787c\u539f\u5b50\u8fde\u63a5\u4e09\u4e2a\u6c2e\u539f\u5b50\uff0c\u53cd\u4e4b\u4ea6\u7136\u3002\u6676\u683c\u53c2\u6570\u4e3a a = 2.504 \u00c5 \u548c c = 6.656 \u00c5\uff0c\u5c42\u95f4\u8ddd\u4e3a 0.333 nm\u3002\u5fae\u5f31\u7684\u8303\u5fb7\u534e\u529b\u5c06\u8fd9\u4e9b\u5c42\u4fdd\u6301\u5728\u4e00\u8d77\uff0c\u5e76\u4ea7\u751f\u4e86\u5404\u5411\u5f02\u6027\u7684\u7279\u6027\uff0c\u800c\u8fd9\u79cd\u7279\u6027\u51b3\u5b9a\u4e86 h-BN \u7684\u8bb8\u591a\u7279\u6027\u3002\u787c\uff082.04\uff09\u548c\u6c2e\uff083.04\uff09\u4e4b\u95f4\u7684\u7535\u8d1f\u6027\u5dee\u5f02\u4ea7\u751f\u4e86\u6781\u6027\u5171\u4ef7\u952e\uff0c\u4ece\u800c\u5f62\u6210\u4e86\u90e8\u5206\u79bb\u5b50\u7279\u6027\u3002\u8fd9\u52a0\u5f3a\u4e86\u5e73\u9762\u5185\u7ed3\u6784\u3002.<\/p>\n<h3>\u7acb\u65b9\u6c2e\u5316\u787c\uff08c-BN\uff09\u548c\u975e\u6676\u6c2e\u5316\u787c\uff08a-BN\uff09\u53d8\u4f53<\/h3>\n<p>\u7acb\u65b9\u6c2e\u5316\u787c\u91c7\u7528\u95ea\u950c\u77ff\u7ed3\u6784\uff0c\u787c\u539f\u5b50\u548c\u6c2e\u539f\u5b50\u4ee5 sp\u00b3 \u6742\u5316\u65b9\u5f0f\u6210\u56db\u9762\u4f53\u952e\u3002\u7acb\u65b9\u6c2e\u5316\u787c\u4e8e 1957 \u5e74\u9996\u6b21\u5728\u9ad8\u538b\u548c\u9ad8\u6e29\u6761\u4ef6\u4e0b\u5408\u6210\uff0c\u5176\u786c\u5ea6\u4e3a 4,500 kp\/mm\u00b2\uff0c\u800c\u91d1\u521a\u77f3\u7684\u786c\u5ea6\u4e3a 8,000 kp\/mm\u00b2\u3002\u8fd9\u79cd\u6750\u6599\u7684\u95f4\u63a5\u5e26\u9699\u8303\u56f4\u4e3a 5.4 \u81f3 7.0 eV\uff0c\u6676\u683c\u5e38\u6570\u4e3a 3.615 \u00c5\u3002c-BN \u7684\u70ed\u7a33\u5b9a\u6027\u53ef\u4fdd\u6301\u5230 1,000\u00b0C \u5f00\u59cb\u6c27\u5316\u3002\u8fd9\u8d85\u8fc7\u4e86\u94bb\u77f3 800\u00b0C \u7684\u7a33\u5b9a\u6027\u9608\u503c\u3002.<\/p>\n<p>\u975e\u6676\u6001 BN \u5177\u6709\u4f4e\u6e29\u5408\u6210\u7684\u52a0\u5de5\u4f18\u52bf\u3002\u8584\u81f3 3 nm \u7684\u8584\u819c\u5728 100 kHz \u65f6\u5177\u6709 1.78 \u7684\u4f4e\u4ecb\u7535\u5e38\u6570\u3002\u4ecb\u7535\u54cd\u5e94\u968f\u6c89\u79ef\u6e29\u5ea6\u800c\u53d8\u5316\u3002\u539f\u5b50\u5c42\u6c89\u79ef\u6e29\u5ea6\u5206\u522b\u4e3a 65\u00b0C\u3001150\u00b0C \u548c 250\u00b0C\uff0c\u03ba \u503c\u5206\u522b\u4e3a 8.6\u30014.6 \u548c 4.3\u3002.<\/p>\n<h3>\u5bfc\u70ed\u548c\u6563\u70ed\u7279\u6027<\/h3>\n<p>\u516d\u65b9\u787c\u6c2e\u5316\u7269\u8868\u73b0\u51fa\u76f8\u5f53\u660e\u663e\u7684\u5404\u5411\u5f02\u6027\u70ed\u4f20\u8f93\u3002\u5355\u5f02\u6784\u00b9\u2070B h-BN \u6676\u4f53\u5728\u5ba4\u6e29\u4e0b\u7684\u9762\u5185\u70ed\u5bfc\u7387\u8fbe\u5230 585 W m-\u00b9 K-\u00b9\uff0c\u6bd4\u5929\u7136\u5b58\u5728\u7684 h-BN \u9ad8\u51fa\u7ea6 80%\u3002\u5355\u5c42 BN \u7684\u5355\u4f4d\u91cd\u91cf\u70ed\u5bfc\u7387\u8fbe\u5230 751 W\/mK\uff0c\u5728\u534a\u5bfc\u4f53\u548c\u7edd\u7f18\u4f53\u4e2d\u4f4d\u5c45\u7b2c\u4e8c\u3002\u5355\u5f02\u6784\u00b9\u2070B\u6837\u54c1\u7684\u9762\u5916\u7535\u5bfc\u7387\u4ecd\u7136\u4f4e\u5f97\u591a\uff0c\u4e3a3.5 \u00b1 0.8 W m-\u00b9 K-\u00b9\u3002\u5bf9\u5265\u79bb\u8584\u7247\u7684\u8de8\u9762\u6d4b\u91cf\u663e\u793a\u51fa\u5f88\u5f3a\u7684\u539a\u5ea6\u4f9d\u8d56\u6027\u3002\u4ece 585 \u7eb3\u7c73\u539a\u5ea6\u7684 8.1 \u00b1 0.5 W m-\u00b9 K-\u00b9 \u4e0b\u964d\u5230 7 \u7eb3\u7c73\u8584\u7247\u7684 0.20 \u00b1 0.06 W m-\u00b9 K-\u00b9\u3002.<\/p>\n<h3>\u4ecb\u7535\u6027\u80fd\u548c\u5e26\u9699\u884c\u4e3a<\/h3>\n<p>\u5355\u5c42 h-BN \u5728\u5ba4\u6e29\u4e0b\u5177\u6709 6.42 eV \u7684\u76f4\u63a5\u5e26\u9699\uff0c\u800c\u5728\u5757\u4f53\u5f62\u5f0f\u4e0b\u5219\u8f6c\u53d8\u4e3a\u7ea6 5.95 eV \u7684\u95f4\u63a5\u5e26\u9699\u3002\u4ecb\u7535\u54cd\u5e94\u663e\u793a\u51fa\u65b9\u5411\u4f9d\u8d56\u6027\u3002\u9762\u5185\u4ecb\u7535\u5e38\u6570\u4e3a 6.82 \u81f3 6.93\uff0c\u9762\u5916\u4ecb\u7535\u5e38\u6570\u4e3a 3.29 \u81f3 3.76\u3002\u5bf9\u4e8e\u4e0d\u540c\u539a\u5ea6\u7684\u5c42\uff0c\u9762\u5185\u5206\u91cf\u4fdd\u6301\u76f8\u5bf9\u6052\u5b9a\u3002\u4ece\u5355\u5c42\u5230\u4f53\u5c42\uff0c\u9762\u5916\u5e38\u6570\u589e\u52a0\u4e86\u7ea6 15%\u3002.<\/p>\n<h2>\u5408\u6210\u548c\u6c89\u79ef\u65b9\u6cd5<\/h2>\n<p>\u751f\u4ea7\u9ad8\u8d28\u91cf\u7684\u516d\u65b9\u6c2e\u5316\u787c\u53ea\u9700\u7cbe\u786e\u63a7\u5236\u6c89\u79ef\u53c2\u6570\u548c\u524d\u9a71\u4f53\u5316\u5b66\u6210\u5206\u3002\u76ee\u524d\u5df2\u7ecf\u51fa\u73b0\u4e86\u591a\u79cd\u5408\u6210\u8def\u7ebf\uff0c\u6bcf\u79cd\u8def\u7ebf\u5728\u7279\u5b9a\u5e94\u7528\u4e2d\u90fd\u5177\u6709\u72ec\u7279\u7684\u4f18\u52bf\u3002.<\/p>\n<h3>\u5316\u5b66\u6c14\u76f8\u6c89\u79ef\uff08CVD\uff09\u6280\u672f<\/h3>\n<p>CVD \u4ecd\u662f\u5927\u9762\u79ef h-BN \u5408\u6210\u7684\u4e3b\u8981\u65b9\u6cd5\u3002\u8be5\u5de5\u827a\u4f7f\u7528\u787c\u55ea\uff08B\u2083N\u2083H\u2086\uff09\u6216\u6c28\u787c\u70f7\uff08NH\u2083BH\u2083\uff09\u4f5c\u4e3a\u5355\u6e90\u524d\u9a71\u4f53\uff0c\u5728\u5305\u62ec\u94dc\u548c\u954d\u5728\u5185\u7684\u50ac\u5316\u91d1\u5c5e\u57fa\u5e95\u4e0a\u8fdb\u884c\u5408\u6210\u3002\u5728\u63a5\u8fd1 1,000\u00b0C \u7684\u6e29\u5ea6\u548c\u4f4e\u4e8e 250 \u6258\u7684\u538b\u529b\u4e0b\u8fdb\u884c\u4f4e\u538b\u5316\u5b66\u6c14\u76f8\u6c89\u79ef\uff0c\u4f7f\u53ef\u63a7\u5c42\u751f\u957f\u6210\u4e3a\u53ef\u80fd\u3002\u5f53\u787c\u55ea\u5206\u538b\u8d85\u8fc7 17 mTorr \u65f6\uff0c\u94dc\u57fa\u5e95\u7684\u539a\u5ea6\u968f\u751f\u957f\u65f6\u95f4\u5448\u7ebf\u6027\u589e\u957f\u3002\u5728\u7845\u2083N\u2084\/\u7845\u886c\u5e95\u4e0a\u8fdb\u884c LPCVD \u751f\u957f\u53ef\u4ea7\u751f\u8fde\u7eed\u7684 h-BN \u8584\u819c\uff0c\u5176\u7c97\u7cd9\u5ea6\u6bd4\u5e95\u5c42\u8868\u9762\u964d\u4f4e\u4e86 3.4 \u500d\u3002\u8fd9\u4f7f\u5f97\u77f3\u58a8\u70ef\u7684\u8fc1\u79fb\u7387\u8fbe\u5230 1,200 cm\u00b2\/Vs \uff0c\u800c\u88f8\u7845\u2083N\u2084\u4e0a\u7684\u8fc1\u79fb\u7387\u4e3a 400 cm\u00b2\/Vs\u3002.<\/p>\n<h3>\u539f\u5b50\u5c42\u6c89\u79ef (ALD) \u5de5\u827a<\/h3>\n<p>ALD \u901a\u8fc7\u8fde\u7eed\u7684\u524d\u9a71\u4f53\u66b4\u9732\u63d0\u4f9b\u539f\u5b50\u5c3a\u5ea6\u7684\u539a\u5ea6\u63a7\u5236\u3002\u4f7f\u7528\u4e09\u4e59\u57fa\u787c\u9178\u76d0\u548c N\u2082\/H\u2082\u7b49\u79bb\u5b50\u4f53\uff0c\u7b49\u79bb\u5b50\u4f53\u589e\u5f3a ALD \u53ef\u5728 250-350\u00b0C \u6e29\u5ea6\u4e0b\u6c89\u79ef h-BN\uff0c\u751f\u957f\u901f\u7387\u4e3a 1.1 \u00c5\/\u5468\u671f\u3002\u5bf9\u4e8e\u4f7f\u7528 NH\u2083 \u53cd\u5e94\u7269\u7684 BCl3 \u6216 TDMAB \u524d\u9a71\u4f53\uff0cALD \u6e29\u5ea6\u7a97\u53e3\u5728 80-175\u00b0C \u4e4b\u95f4\u3002\u7535\u5b50\u589e\u5f3a ALD \u5229\u7528\u787c\u55ea\u548c\u7535\u5b50\u66dd\u5149\u5b9e\u73b0\u4e86\u5ba4\u6e29\u6c89\u79ef\uff0c\u5728 80-160 eV \u7535\u5b50\u80fd\u91cf\u4e0b\uff0c\u6700\u5927\u751f\u957f\u901f\u7387\u4e3a 3.2 \u00c5\/\u5468\u671f\u3002.<\/p>\n<h3>\u91d1\u5c5e\u6709\u673a\u7269\u5316\u5b66\u6c14\u76f8\u6c89\u79ef\uff08MOCVD\uff09\u65b9\u6cd5<\/h3>\n<p>MOCVD \u4f7f\u7528\u4e09\u4e59\u57fa\u787c\u70f7 (TEB) \u548c NH\u2083 \u524d\u9a71\u4f53\u5b9e\u73b0\u4e86\u6676\u5706\u7ea7\u5747\u5300\u6027\u3002\u8109\u51b2\u6a21\u5f0f MOCVD \u5728 1,000\u00b0C \u7684\u6e29\u5ea6\u4e0b\u5b9e\u73b0\u4e86\u7845\u57fa\u7eb3\u7c73\u6c9f\u69fd\u7684\u4fdd\u5f62\u751f\u957f\uff0c\u6c9f\u69fd\u95f4\u8ddd\u4e3a 45 nm\uff0c\u957f\u5bbd\u6bd4\u4e3a 7:1\u3002\u901a\u8fc7\u9002\u5f53\u7684 TEB \u6d41\u91cf\u7ba1\u7406\uff0c\u751f\u957f\u901f\u5ea6\u8fbe\u5230 70 nm\/min\u3002\u5728\u9ad8\u6c28\u9ad8\u538b\u6761\u4ef6\u4e0b\uff0c\u8be5\u5de5\u827a\u53ea\u9700\u8981 950\u00b0C \u4ee5\u4e0a\u7684\u6e29\u5ea6\u3002.<\/p>\n<h3>\u4f4e\u6e29\u751f\u957f\u65b9\u6cd5<\/h3>\n<p>\u7535\u611f\u8026\u5408\u7b49\u79bb\u5b50\u4f53 CVD \u5229\u7528\u787c\u55ea\u5728 400-500\u00b0C \u7684\u6e29\u5ea6\u4e0b\u5728\u77f3\u82f1\u548c\u7845\u4e0a\u5408\u6210\u591a\u5c42 h-BN\u3002\u6700\u4f73\u6761\u4ef6\u5305\u62ec 500\u00b0C \u7684\u57fa\u5e95\u6e29\u5ea6\u548c 180 W \u7684\u5c04\u9891\u529f\u7387\u4ee5\u53ca H\u2082\/N\u2082 \u7ec4\u5408\u8f7d\u6c14\u3002\u8fd9\u6837\u53ef\u4ea7\u751f\u539a\u5ea6\u8d85\u8fc7 50
